SPINLIB (http://www.spinlib.com)is an open source web of spintronic devices modelling recently developed by ourgroup. Spinlib is dedicated to connecting the spintronic devices tonon-volatile circuits design. Several compact models of spintronic devices arepublished as open source so that others can easily access them, including spintransfer torque perpendicular magnetic tunnel junction (MTJ), voltagecontrolled magnetic anisotropy, spin orbit torque MTJ and ferroelectric tunneljunction. These models are based on the classical LLG equation and have beenvalidated by experimental data in the literature. As programmed in Verilog-Alanguage, the models are compatible with the SPICE simulation tools, which isfit for hybrid CMOS/spintronic designs. Meanwhile, the characteristics ofVerilogA guarantee the fast speed and flexibility of simulation,e.g., the simulation types include DC, transient and Monte-Carlo.These models can be used by circuit designers to investigate the performance interms of power consumption, area, speed, reliability and lifetime, etc. Theusers have already applied them into popular circuit designs and obtainedhigh-quality results, e.g. MRAM, processing in memory, neural network,stochastic/approximate computing, security applications, etc.

我们科研团队将最新的自旋电子器件建模的工作发布于开源网站SPINLIB (http://www.spinlib.com)致力于搭建连接自旋电子器件与非易失性电路设计的桥梁,Spinlib收录了几种不同物理机制的自旋电子器件模型,并作为开源的方式提供给同行使用,其中包括自旋转移矩垂直磁各向异性磁隧道结,电压调控磁各向异性磁隧道结,自旋轨道矩磁隧道结和铁磁隧道结等。这些模型源自最原始的LLG方程由理论推算而来,并通过文献中的实验数据进行验证。由于模型均使用VerilogA语言编写,具有与各大SPICE仿真软件都兼容的特性,这有利于进行CMOS和自旋电子器件的混合电路设计。同时,VerilogA的语言特点保证了电路仿真对于速度和灵活性的需求,如仿真类型包括支流分析,瞬态分析与蒙特卡洛分析等。模型可满足电路设计工作者对于功耗,面积,速度,可靠性和寿命等性能的考量。有不少模型使用者已将模型应用于主流的电路设计并取得高质量的科研成果,如磁随机存储器,存内计算,人工智能,随机/近似计算,安全应用等。
